Dr. Radoslave Mitova presented the performance of 600 volt Transphorm GaN transistors in half bridge inverters as measured by Schneider Electric. the paper was included in the PCIM 2013 conference proceedings.
The emerging GaN power devices promise to outperform the actual Silicon devices and to challenge the Silicon Carbide ones in 600 voltage range thanks to their faster switching speed. This article presents evaluation of new GaN transistor devices in half- bridge inverter. The operation principle of these devices in half-bridge configuration will be detailed. Multiple measurements carried out on a dedicated test bench will show the performances of the GaN devices in terms of high switching frequency and improvement of the efficiency.
The evaluated GaN devices show very high switching performances in terms of switching speed and switching losses. They clearly outperform the actual IGBT in terms of maximal switching frequency. In half-bridge inverter with GaN switches, the losses were reduced by 60% compared to the same inverter with IGBT and Silicon diode. The higher switching frequency will make also possible the reduction of the output filter passives and therefore their cost. Moreover, thanks to bidirectional current conduction capability of GaN switches the bridge circuit can be simplified without freewheeling diodes.
